The Thunderbolt APT60GT60JR are the most powerful SOT-227 IGBTs we have ever tested or used in DRSSTCs, comparable to CM300 bricks. We have yet to have a single one fail during normal operation.
These are no longer available and we have a very limited number of them which will go very fast. These are good for up to 150kHz (and perhaps higher) operation.
